RF power transistor for low impedance load

I am seeking RF power transistor(s) to cover 25MHz-4GHz with a reactively matched low impedance load ( < .5 ohms, ~2nH). Since this is far removed from 50 ohms I would like to get a transistor that has a model suitable for LTSpice. I currently have an old STM PD20015C and Grok has selected the Qorvo QPD1009 as a replacement. Any other suggestions?

QPD1009 is a 15W/50V GaN FET. You could also consider T2G6001528-Q3 which is a 15W/28V FET in a package more suited to high power dissipation/CW applications.

The large signal models for these FETs are available from Modelithics, you just need to register on the Modelithics web-site at link below. These are for ADS and AWR.
