Request for QPA2213 Nonlinear Model / Modelithics Availability for ADS 2025

My main goal is to simulate RF input-to-RF output performance in ADS 2025, including:

  • Pout vs. Pin
  • Gain compression
  • PAE / drain current behavior
  • IMD / linearity
  • Use together with PCB EM co-simulation

If a QPA2213-specific nonlinear model is not available, could you please recommend:

  • the closest equivalent Qorvo reference model,
  • a similar packaged amplifier or transistor model,
  • or any reference design / evaluation board data that can be used as a surrogate in ADS 2025?

I would also appreciate it if you could let me know whether there is any measured large-signal data, Modelithics support path, or internal application note available for QPA2213 nonlinear simulation.

If needed, I can also evaluate the device using the QPA2213 evaluation board, so any guidance on available measured large-signal data or recommended modeling flow would be greatly appreciated.

Apologies but Qorvo doesn’t support non-linear models for 50R matched GaN MMICs like the QPA2213, just small signal s-pars which are on the Qorvo web page here.
If you would like measured large signal data for the QPA2213 then please contact appsupport@qorvo.com stating your company name and location. Note that evaluation boards are also available if you would like to run tests to your specific requirements and operating conditions.
For unmatched or pre-matched FETs then non linear models are available from Modelithics. You just need to request access to the Modelithics Qorvo GaN Library. Doing a wideband tune with FETs to give similar performance to the QPA2213, 2-20GHz 2Watt MMIC, is not trivial.
