QPA9801 technology

Could you tell me what technology is used to manufacture the QPA9801TR13 (GaAs, GaN, CMOS, BiCMOS, bipolar…)

QPA9801 is on a GaAs pHEMT process. It’s a multi chip module (MCM) which also contains passives.

Hello, Chris, another member of the Qorvo team indicated that the QPA9801 had a CMOS controller in addition to the GaAs components, we are specifically interested in this for a space application, so the technology used is important to us.

Could confirm or deny if any of following parts have a CMOS or BiCMOS controller in addition to the GaAs RF circuitry?

QPA-9801
QPL9547TR7
RFSA2113TR13

I would appreciate any info you might have on the CMOS technology if it is present

  1. Feature size and manufacturer?
  2. Is it silicon on insulator or bulk?
  3. What is the chip size?

Yes QPA9801 has a CMOS controller to bias the GaAs pHEMT amplifiers.
QPL9547 is a GaAs pHEMT LNA MMIC.
RFSA2113 is on CMOS SOI. There are alternate VVAs on GaAs pHEMT like CMD285 and TGL2767 that are more suited to space applications.
